Photomask blanks are precision-manufactured substrates designed for use in photolithography, direct-write laser systems, and other high-accuracy imaging applications. Each blank is fabricated from high-grade soda lime glass, lapped and polished to ensure low surface roughness and high flatness across the imaging area. This provides the optical clarity and dimensional stability required for consistent pattern transfer and resist processing.

 

The blanks are coated with a low reflective OD3 chrome layer, optimised to reduce glare and enhance contrast during exposure. This chrome coating offers excellent adhesion, durability, and edge acuity under standard photolithographic conditions. A spin-coated layer of AZ1518 positive photoresist is applied to a thickness of 5300 Å, providing compatibility with i-line (365 nm) lithography and enabling precise feature resolution for a wide range of applications.

 

Standard blanks are available in a small range of sizes and are supplied in cleanroom-compatible packaging. Stock items can be ordered in full or half box quantities, depending on availability. For specialised requirements, custom substrates, chrome types, and photoresist combinations can be manufactured to order. These options include alternative glass types such as borofloat, quartz, or B270, as well as different resist materials and thicknesses. Custom orders are subject to extended lead times.

 

All blanks are handled and packaged in a controlled environment to minimise contamination and ensure readiness for direct processing or further cleanroom handling.

A: Sorry, packaging requirements means that we can only sell the plates in larger quantities of either a full, or half , box.
